Staff Semi Packaging Engineer

Role Summary

Design and develop IC packages and power modules for analog semiconductor products. Lead advanced package platform development, manage assembly subcontractors, and coordinate cross-functional teams to deliver package development projects on schedule.

Responsibilities

Primary responsibilities include package and module design, process development, and cross-functional coordination.

  • Drive development and adoption of advanced IC package platforms (e.g., embedded packages, fan-out WLP).
  • Design and optimize IC packages and power modules for performance, manufacturability, and reliability.
  • Define and maintain package design rules for new platforms and modules.
  • Manage relationships and technical work with overseas assembly subcontractors/OSATs (may require late afternoon/evening calls).
  • Collaborate with reliability, business units, and supply chain for package engineering support.
  • Plan and manage package development projects to meet delivery milestones.

  • Practical experience in analog IC package and power module design, optimization, and manufacturing.
  • Knowledge of IC package reliability, failure analysis, and assembly process issues.
  • Understanding of mechanical, thermal, and electrical properties for package BOM selection.
  • Experience with CAD tools to create package models and drawings.
  • Experience in process development and quality tools: manufacturing control plans, FMEA, PCN, SPC, DOE.
  • Familiarity with package- and system-level thermal, mechanical, electrical, or magnetic simulation is a plus.
  • Experience managing external assembly partners/OSATs and cross-functional communication skills.
  • Willingness to travel (~10%) and participate in off-hours calls as needed.

Education Requirements

Master's degree required in Materials Science and Engineering, Applied Physics, Electrical Engineering, Mechanical Engineering, or a closely related technical field, plus at least 3 years of industrial experience. PhD preferred. (No certifications specified.)
