Work across R&D, product teams and external suppliers to take NPI packages from concept through qualification and production release.
Experience Level
Senior - staff-level engineering role. The posting specifies two years of relevant package engineering experience in the listed areas.
Responsibilities
Accountable for package development, qualification and production release; cross-functional coordination and supplier management.
- Lead NPI package development from definition through prototype, qualification and production ramp.
- Define and enforce DFx and package design-for-manufacturability guidelines.
- Manage OSATs, substrate and material suppliers on technical risk assessment, design review, BOM and process selection.
- Plan and execute package characterization, DOEs and qualification flows.
- Investigate and resolve package-related quality, reliability and manufacturing issues.
- Collaborate with procurement and suppliers on package cost analysis and manufacturability trade-offs.
- Integrate mechanical and electrical analysis into package and board-level designs to meet system requirements.

Must-have skills and experience (minimum experience specified in source):
- Experience in IC packaging high-volume manufacturing (HVM) cleanroom environments.
- Implementation and management of package design rules for manufacturability (bump pitch, back-end metal layers, assembly tolerances).
- Hands-on with KLayout, Cadence APD and AutoCAD.
- Process integration knowledge across wafer saw, molding and back-end packaging operations.
- Simulation experience for mechanical warpage, thermo-mechanical stress and interconnect reliability in advanced packages.
- 3D mechanical modeling using SolidWorks or Autodesk Inventor and integrating CAD geometry into simulation workflows.
