Senior Packaging Engineer

Role Summary

Owner of package-level solutions for power IC products, responsible for package design, process development, qualification and assembly troubleshooting from development through mass production.

Responsibilities

Work with design and application teams to develop and qualify package and assembly solutions and resolve manufacturing quality issues.

• Recommend package types and specify frame/substrate design and materials for flip-chip, wire-bonding, Al-wire and clip-based packages.
• Develop and optimize assembly processes (leadframe and substrate) and lead new package/process/material introductions to production.
• Investigate assembly and FA quality issues, identify root cause, and implement corrective actions.
• Lead risk identification and mitigation through development to mass production.

• Must-have: 5+ years' experience with assembly process or NPI for leadframe or substrate-based packages.
• Must-have: Practical experience with wire bonding, flip-chip, Al wire, and clip assembly processes.
• Must-have: Familiarity with assembly materials (epoxy, solder, EMC) and ability to identify assembly defects and perform engineering troubleshooting.
• Nice-to-have: Frame/substrate design experience.
• Nice-to-have: Knowledge of thermal and stress characterization methods.
• Nice-to-have: CAD / SolidWorks proficiency.
• Effective logical problem-solving skills and English reading/writing ability.
