Senior Package Design Engineer
Role Summary
Design and optimize advanced semiconductor package architectures for memory, logic, and analog products. Work on electrical, thermal, and mechanical aspects of packaging and collaborate with global cross-functional teams including simulation, manufacturing, and product engineering to deliver scalable, manufacturable solutions.
Experience Level
Senior — typically requires 5+ years of relevant experience in semiconductor package design, circuit design, or a related area.
Responsibilities
Accountable for package architecture, layout, validation, and manufacturing readiness for memory and logic products.
- Define and optimize package architectures for memory, logic, and analog designs.
- Lead package layout activities including floorplanning, placement, and routing for high-density designs.
- Perform and apply parasitic modeling and validation to improve electrical performance and reliability.
- Partner with simulation teams to validate signal integrity, power integrity, thermal, and mechanical performance.
- Collaborate with manufacturing and external partners to ensure design for manufacturability and address assembly/production issues.
- Contribute to design standards, tools, and guidelines and support next-generation packaging development.
Requirements
Must-have skills and experience; preferred items listed separately.
- 5+ years of experience in semiconductor package design, circuit design, or related roles.
- Hands-on experience with package layout tools and processes, including floorplanning and routing for high-density packages.
- Practical understanding of electrical, thermal, and mechanical behavior in semiconductor packages.
- Experience working with multi-functional or global engineering teams and external manufacturing partners.
Nice-to-have:
- Experience with memory technologies such as DRAM or NAND.
- Experience using simulation tools for signal integrity, power integrity, or thermal analysis.
- Familiarity with semiconductor manufacturing processes and OSAT partners.
- Experience leading projects or influencing technical decisions across teams.
Education Requirements
Bachelor's degree in Electrical Engineering, Materials Science, or a related technical field is listed as the baseline, with an explicit allowance for equivalent practical experience. A master’s degree is noted as preferred.
