Senior Advanced Packaging Technology Development Engineer — FILM Process

Role Summary

Lead FILM process development and yield improvement for advanced packaging (HBM, 2.5D/3D) at the Taichung Fab 16 site. Work cross-functionally with materials, mechanical characterization, and packaging teams across global sites to develop and qualify film materials and processes.

Experience Level

Senior level (title indicates senior). The posting specifies at least 3 years' hands-on FILMs experience; the role expects demonstrated independent technical leadership in process development.

Responsibilities

Drive process development and provide technical leadership across projects; coordinate characterization and supplier discussions.

  • Drive HBM and advanced-package FILM process development and yield improvement.
  • Support research and development for advanced packaging (chip stacking, 2.5D/3D) materials and integration.
  • Execute on-site project activities and act as technical consultant for project decision-making.
  • Troubleshoot complex process issues and perform root-cause analysis to resolve engineering problems.
  • Generate technical reports and presentations for internal and external stakeholders.
  • Coordinate mechanical and materials characterization efforts across global sites (US, Japan, Singapore) and with suppliers.
  • Recommend test-structure and test-vehicle designs and review data to support materials selection and roadmap decisions.
  • Integrate AI-assisted tools and digital methods where appropriate to improve efficiency, quality, or analysis.

Requirements

Must-have technical skills and attributes for immediate contribution.

  • Minimum 3 years' experience working with FILMs (CVD, PVD) in industry.
  • Solid understanding of thin-film deposition principles and process behavior.
  • Knowledge of film performance metrics: uniformity, stress, adhesion, step coverage, and defect behavior.
  • Hands-on experience with CVD/PVD production tools is a plus (AMAT, LAM, TEL, etc.).
  • Ability to design experiments, analyze data, and provide clear technical recommendations.
  • Independent, innovative mindset with strong integration and cross-team collaboration skills.
  • Effective team player with high motivation and strong communication skills in English and Chinese.

Education Requirements

Master's degree or above required; PhD is a plus. Relevant fields: Chemistry, Physics, Materials Science, Engineering Science or related technical disciplines.
