Package R&D Engineer (New Grad)

Role Summary

Develop new package types and structures for power semiconductor products. Work with cross-functional teams to define packaging requirements, evaluate materials and processes, and maintain package design rules and roadmap.

Experience Level

Entry-level / New graduate.

Responsibilities

The role focuses on package development, materials evaluation, and cross-team coordination.

• Design and develop new package types and package structures.
• Survey and evaluate new materials to meet process, reliability, and cost targets.
• Collect packaging requirements from TME, design engineering, marketing, and competitive analysis for next-generation packages.
• Summarize package design and process experience; maintain package design rules and update the package roadmap.
• Perform other tasks assigned by the supervisor.

Requirements

Must-have technical knowledge and skills.

• Good knowledge of package development principles.
• Familiarity with the semiconductor supply chain, including assembly subcontractors and packaging material vendors.
• Fluent in spoken and written English.
• Nice-to-have: familiarity with AutoCAD or Cadence software.

Education Requirements

Doctoral degree in Package (Packaging) or Power Electronics (PhD) as specified in the posting.
