Package R&D Engineer (New Grad)

Role Summary

Develop new package types and structures for power semiconductor products. Work within the packaging team to evaluate materials, define package design rules, and gather cross-functional requirements for next-generation package development.

Experience Level

Entry-level / New graduate. Suitable for recent graduates or early-career engineers (0–2 years).

Responsibilities

Primary duties include:

• Survey and evaluate new materials to meet package process, reliability, and cost targets.
• Collect packaging requirements from TME, DE, Marketing, and competitor analysis for next-generation packages.
• Summarize package design and process experience; maintain package design rules and update the package roadmap.
• Perform other tasks as assigned by the supervisor.

Requirements

Must-have skills and knowledge:

• Practical knowledge of package development principles.
• Familiarity with the semiconductor supply chain, assembly subcontractors, and packaging material vendors.
• Fluent in spoken and written English.
• Nice-to-have: experience with AutoCAD or Cadence.

Education Requirements

Doctor's degree (PhD) in Packaging or Power Electronics major as specified in the posting.
