Package Material R&D Engineer (New Grad)
Role Summary
Responsible for research, development, and qualification of advanced packaging materials (epoxy die-attach, molding compounds, underfill) to meet thermal, mechanical, electrical, and reliability targets for semiconductor packages.
The role supports materials specification, supplier second-sourcing, technical failure analysis, and qualification plans to ensure product performance and supply-chain resilience.
Experience Level
Entry-level / New graduate. Position expects a PhD in a relevant technical field.
Responsibilities
Primary responsibilities include:
- Lead R&D of next-generation packaging materials, including epoxy die-attach adhesives, molding compounds for fan-out and SiP, and underfill materials.
- Define material specifications, performance targets (thermal, mechanical, electrical, reliability), and qualification plans.
- Develop and qualify second-source suppliers domestically to improve supply-chain resilience, cost, and quality.
- Perform technical analysis of material properties, failure mechanisms, and process compatibility.
- Plan and execute material characterization and reliability test programs; interpret data and drive corrective actions.
- Perform other tasks as assigned by the supervisor.
Requirements
Must-have skills and experience:
- Deep expertise in chemistry, formulation, processing, and failure modes of packaging polymers.
- Strong experience with material characterization techniques such as TGA, DMA, and rheology.
- Experience with reliability testing including MSL, TCT, and HAST.
- Ability to define material specifications and develop qualification plans.
- Skilled in technical analysis of failure mechanisms and process compatibility.
- Fluent in spoken and written English.
Education Requirements
PhD in Materials Science, Chemical Engineering, Polymer Science, Chemistry, or a closely related field.
