Package Material R&D Engineer (New Grad)

Role Summary

The Package Material R&D Engineer will develop and qualify advanced polymer materials (epoxy, molding compounds, underfill) for semiconductor packaging and establish second-source suppliers. The role focuses on material performance, reliability, and supplier qualification within the packaging R&D team.

Responsibilities

Primary responsibilities include materials development, specification and qualification, supplier development, and failure analysis.

  • Lead R&D of packaging materials: epoxy die-attach adhesives, molding compounds for fan-out/SiP/advanced packages, and underfill materials.
  • Define material specifications, thermal/mechanical/electrical/reliability performance targets, and qualification plans.
  • Develop and qualify second-source suppliers domestically to ensure resilient, cost-effective, high-quality supply chains.
  • Perform material characterization and failure-mode analysis to assess process compatibility and long-term reliability.
  • Collaborate with cross-functional teams and perform other tasks as assigned by supervisor.

Requirements

Must-have technical skills and experience.

  • Deep expertise in chemistry, formulation, processing, and failure modes of packaging polymers.
  • Practical experience with material characterization techniques such as TGA, DMA, and rheology.
  • Experience with reliability testing and qualification methods (MSL, TCT, HAST, or similar).
  • Experience in supplier qualification or materials sourcing for semiconductor packaging.
  • Strong experimental and analytical skills with the ability to interpret reliability data.
  • Fluent in spoken and written English.

Education Requirements

PhD in Materials Science, Chemical Engineering, Polymer Science, Chemistry, or a closely related field is required.
