Job Title
IC Package Design Engineer
Role Summary
Design and integrate advanced semiconductor packaging solutions for Apple products, driving physical package architecture, layout, and verification from concept through tape-out. Work within the Packaging team and collaborate with Product Design and Silicon teams to meet system-level signal integrity, power integrity, and manufacturability targets.
Experience Level
Mid-level. Exact years of experience not specified.
Responsibilities
Primary responsibilities include package architecture, physical layout, verification, and cross-functional integration.
- Lead advanced package architecture and optimize package structures for performance and manufacturability.
- Own physical design of packages/SiP/modules from concept through tape-out.
- Perform physical layout of package substrates for diverse silicon technologies (SoC, memory, RF, cellular ICs).
- Execute parasitic extraction and S-parameter modeling to validate SI/PI performance targets.
- Collaborate with Product Design and Silicon/SIPI teams on package feasibility and system co-optimization.
- Improve package design methodology by evaluating CAD tools and developing automated design and verification flows.
Requirements
Required skills and tools for the role; listed as must-have and nice-to-have.
-
Must-have: Proven experience in IC package physical design using Cadence Allegro or Mentor Xpedition.
- Strong understanding of high-speed layout constraints and SI/PI analysis; experience with simulation tools such as HFSS or PowerSI.
- Solid knowledge of substrate manufacturing processes, fabrication design rules, and design for manufacturability.
- Proficiency in Unix/Linux environments and scripting (Python, Perl, or TCL) for automation and flow development.
- Experience performing parasitic extraction and S-parameter modeling to support SI/PI verification.
-
Nice-to-have: Experience applying automation or AI to package design flows and cross-functional package/ silicon co-optimization workflows.
Education Requirements
Bachelor's degree required. Field of study not specified in the posting.
