Role Summary

Lead the physical design and integration of advanced semiconductor packages across SoC, memory, RF, and cellular technologies. Own package/SiP/module physical design from concept through tape-out and drive architecture, scalability, and performance improvements.

Collaborate with cross-functional teams (Product Design, System Architecture, Silicon/SIPI) and apply automation and AI tools to improve design efficiency and quality.

Responsibilities

Deliver package architecture and physical design while validating electrical performance and improving design flows.

• Perform physical layout of package substrates for SoC, memory, RF, and cellular ICs.
• Execute parasitic extraction (RLGC) and S-parameter modeling to validate SI/PI targets.
• Collaborate cross-functionally on package feasibility, chip floorplanning, package configuration, and electrical co-optimization.
• Develop and improve package design methodologies, evaluate CAD tools, and create automated design and verification flows.

Requirements

Key technical skills and experience required or strongly preferred.

• Must-have: Proven experience in IC package physical design and SI/PI validation (parasitic extraction, S-parameter modeling).
• Must-have: Experience driving cross-functional integration with product, system, and silicon teams.
• Must-have: Proficiency with scripting and automation (Python, Perl, TCL) and working in Unix/Linux environments to automate design tasks.
• Nice-to-have: Experience with Cadence Allegro or Mentor Xpedition, and verification tools such as Calibre or CAM350.
• Nice-to-have: Familiarity with SI/PI simulation tools like HFSS or PowerSI and advanced parasitic extraction workflows.
• Nice-to-have: Knowledge of substrate manufacturing processes, DRC/DFM, assembly technologies, and various package configurations (SiP, PoP, wirebond).

Education Requirements
