Advanced Packaging Senior Engineer
Role Summary
The Central Engineering Packaging team develops semiconductor IC packages from concept to mass production and supports advanced custom package designs for multi-chip and multi-component configurations.
This role performs package layout and physical implementation, collaborates with electrical simulation and operations teams, and ensures designs meet electrical and manufacturing requirements.
Experience Level
Senior. Typical experience guidance: 3–5 years with a Bachelor’s in Electrical Engineering, or 1–3 years with a Master’s/PhD (as stated in the posting).
Responsibilities
Primary responsibilities include package design implementation, feasibility evaluation, and cross-functional collaboration.
- Evaluate design feasibility against package topology, design rules, and electrical requirements.
- Perform hands-on physical implementation of package layouts.
- Collaborate with electrical simulation engineers to optimize designs and validate electrical performance.
- Work with operations and fabrication suppliers to satisfy design-for-manufacturing and assembly requirements.
- Support layout-related tasks such as tool evaluations, flow development, and library maintenance.
Requirements
Must-have skills and attributes for the role.
- Experience with IC package or PCB layout tools (for example, Cadence APD, Xpedition Package Designer).
- Knowledge of packaging technologies, materials, substrate design rules, and assembly rules.
- Understanding of advanced 2.5D/3D package technologies (CoWoS-S/R/L, EMIB, CPO, CPC).
- Ability to interpret electrical simulation outputs (IR Drop reports, S-parameter data) and run basic checks.
- Good written and spoken English; able to organize work to meet milestones and collaborate in a team.
- May require eligibility to access export-controlled technology; candidates may be subject to an export license review.
- Nice-to-have: hands-on design experience with flip-chip, 2.5D or 3D packages.
Education Requirements
Bachelor’s degree in Electrical Engineering with 3–5 years of related professional experience, or a Master’s/PhD in Electrical Engineering with 1–3 years of related experience (as stated in the posting).
