Staff IC Package Design Engineer
Role Summary
Design and deliver IC semiconductor packages from concept through production for Renesas' manufacturing operations in Kaohsiung. Collaborate with package development, simulation, IC layout, assembly engineering, product groups and OSAT partners to meet electrical, mechanical, thermal and manufacturability targets.
Experience Level
Senior - requires 10+ years of IC package design experience.
Responsibilities
Primary responsibilities include:
- Design IC packages (WLCSP, BGA, FCCSP, SiP, QFN/DFN, and leadframe-based packages) to meet manufacturing and reliability requirements.
- Create package layouts using Cadence APD/SiP and AutoCAD in compliance with company standards and design rules.
- Collaborate with Product Group, Package Development, Package Simulation, IC Layout Design, Analog/RF/Digital Design, Assembly Engineering, Project Management and OSATs to ensure successful execution.
- Drive package design activities from concept and feasibility through production, providing technical solutions and resolving design challenges.
- Optimize package designs for electrical, mechanical, thermal performance and manufacturability.
Requirements
Key requirements and competencies.
- 10+ years of IC package design experience.
- Expertise in WLCSP, BGA, FCCSP, SiP, QFN/DFN and leadframe-based package technologies.
- Proficiency in Cadence APD/SiP and AutoCAD.
- Strong understanding of package design, complex structures and manufacturability.
- Experience working with OSATs and global cross-functional teams.
- Excellent communication and teamwork skills.
- Nice-to-have: Experience with Cadence Sigrity and/or Ansys tools, electrical modeling and simulation, familiarity with SI/PI analysis and package optimization.
Education Requirements
Bachelor's, Master's or PhD in Electrical, Electronics, or a related engineering discipline.
