Senior Staff Engineer, Multi-die 3DIC

Role Summary

Lead development of Multi-die 3DIC methodology and CAD flow automation as part of Central Engineering. Provide technical leadership for rtl-to-gds flows, coordinate with infrastructure teams and external partners, and drive deployment and support of next-generation multi-die design flows.

Responsibilities

Typical responsibilities include developing, integrating, and supporting CAD flows and collaborating across teams and vendors.

• Develop and maintain CAD flows and methodologies for multi-die and power-aware designs (rtl-to-gds).
• Deploy, support, and manage regression suites for those flows.
• Integrate flows with infrastructure and ensure efficient toolchain operation.
• Drive regular engagement with external partners and internal customers to capture requirements and track EDA tool development.
• Troubleshoot complex physical-design issues and provide analytical solutions (IR, STA, thermal where applicable).
• Participate in industry events and monitor industry trends to inform methodology improvements.

Requirements

Must-have skills and technologies for the role.

• Proven hands-on experience in physical design and flow development for ASIC rtl-to-gds environments.
• Strong scripting skills in TCL and Python for CAD flow development and automation.
• Experience with multi-die topics such as 2.5D/3D/3.5D die-stacking, floor planning, hybrid bonding, inter-die extraction, multi-die IR/STA/thermal analysis, advanced packaging (CoWoS, EMIB, PIVR, COUPE), and interposer routing for silicon & fanout.
• Experience with EDA tools such as 3DIC Compiler, Integrity 3DIC, Fusion Compiler, and Innovus.
• Strong verbal and written communication skills and ability to work in an agile, fast-learning environment.

Education Requirements

BS or MS in Electrical Engineering or Computer Science (or a related technical field) as specified in the posting.
