Senior Staff Advanced Package Design Engineer
Role Summary
Lead advanced silicon package design projects focused on interposers, RDL fanout, and silicon bridge packages. Act as a technical lead across product, R&D, and customer engineering teams to define SIPI (signal/power integrity) requirements, perform multi-physics analysis, and resolve integration issues.
The role works within a global engineering team to deliver manufacturable, high-performance package solutions and to mentor peers.
Experience Level
Senior - typically 10+ years of relevant experience in advanced package design, model extraction, and analysis.
Responsibilities
Primary responsibilities include technical leadership, design and analysis, and customer support.
- Collaborate with cross-functional teams during early design stages to set SIPI requirements, bump mapping, and power estimation.
- Design and develop silicon interposers, RDL fanout packages, and silicon bridge packages.
- Model and analyze electrical, thermal, and mechanical performance of package designs using multi-physics methods.
- Serve as subject-matter expert and technical lead on business unit projects.
- Troubleshoot and resolve design and integration issues using data-driven approaches.
- Support customer engagements to evaluate and implement advanced package solutions.
- Share best practices with global teams and mentor engineering peers.
Requirements
Must-have technical skills and domain experience; preferred items listed separately.
- Must-have: Minimum of 10 years' experience in advanced package design, extraction, and analysis.
- Must-have: Expert knowledge of advanced circuit and transmission-line theory.
- Must-have: Hands-on experience with advanced package technologies (TSMC, Intel, Samsung, or OSAT processes).
- Must-have: Proficiency in multi-physics analysis (electromagnetic, thermal, thermal-mechanical, EMIR).
- Must-have: Experience with industry EDA tools such as Cadence APD, Innovus, Integrity-3DIC, Synopsys ICC2, 3DIC Compiler, and Fusion Compiler.
- Must-have: Comfortable with both Windows and Linux environments.
- Nice-to-have: Prior experience representing an organization on customer-facing technical engagements or as a business-unit technical lead.
Education Requirements
Bachelor's degree in Electrical or Electronic Engineering required; Master's or PhD preferred.
