Senior Packaging Development Engineer

Role Summary

Design and develop semiconductor packages and power modules from concept through volume production to meet electrical, thermal and mechanical requirements for industrial, automotive, renewable and telecom markets. Work with cross-functional teams, suppliers and contractors to define package specifications, assembly processes and qualification plans.

Experience Level

Senior — typically 3+ years of relevant packaging or module design experience.

Responsibilities

Key responsibilities include package and process development, simulation, and transferring designs to manufacturing.

• Design, develop and scale new packages and modules to volume production.
• Translate system requirements into package/module electrical, thermal and mechanical specifications.
• Perform and independently use simulation tools (FEA/CFD) for thermal, electrical and mechanical analysis.
• Develop assembly processes and select materials to optimize performance, reliability and yield while minimizing cost.
• Work with internal teams, subcontractors and material suppliers to implement manufacturing solutions.
• Benchmark competitor packaging and develop new methodologies and IP.
• Provide direct support to multiple product lines and customers.

Requirements

Must-have technical skills and experience; nice-to-have items are noted.

• Must-have: 3+ years experience in package and module design for semiconductor applications.
• Must-have: Proficiency in CAD (AutoCAD, SolidWorks preferred).
• Must-have: Deep understanding of packaging technologies, process flows, materials, qualification and manufacturing implementation.
• Must-have: Experience with FEA/CFD simulation methods and tools used for semiconductor packaging and board-level applications.
• Preferred: Experience with ANSYS Icepak, Q3D or ANSYS Mechanical.
• Preferred: System-level simulation skills.
• Strong communication, writing and presentation skills; proven problem-solving and innovation mindset.

Education Requirements

BS or MS in Mechanical Engineering, Materials Science, Electrical Engineering or a related engineering field.
