Senior Flip Chip Manufacturing Process Engineer

Role Summary

Hands-on manufacturing process engineer responsible for driving process and procedure improvements for flip chip die attach, reflow, and flux-wash processes in a production environment. Role includes supporting manufacturing ramp, developing automated programs and recipes, implementing statistical monitoring, and leading a small team of process technicians.

Experience Level

Senior — minimum 5 years of relevant experience in flip chip process engineering.

Responsibilities

Primary responsibilities include supporting production, improving yield and efficiency, and leading process implementation activities.

  • Support day-to-day manufacturing operations and production ramps for flip chip devices.
  • Develop and implement improved manufacturing methods, procedures, and standardized recipes for die attach, reflow, and flux wash processes.
  • Create and optimize automated die attach programs and process parameters; document processes in specifications and work instructions.
  • Define and evaluate materials for die attach applications (flux, solder paste, bumps, etc.).
  • Define and implement statistical and automated monitoring methods for process control and quality assurance.
  • Lead root-cause analysis for systematic process or equipment issues and drive corrective actions.
  • Execute equipment/process startups and supervised process experiments (SWRs) during product ramp.
  • Supervise and lead a team of process technicians.

Requirements

Key must-have skills and preferred qualifications.

  • Must-have: Minimum 5 years of hands-on experience in flip chip processes (die attach, reflow, flux wash).
  • Must-have: Strong foundation in statistical process control, engineering change control, and process release strategies.
  • Must-have: Strong data analysis skills and experience applying data analytics to process problems.
  • Must-have: Experience developing die attach programs, recipe standardization, and process documentation.
  • Must-have: Experience supervising or leading technicians in a manufacturing environment.
  • Nice-to-have: Basic knowledge of ASM die bonder setup and parameter optimization (ASM 8312+, ITEC ADAT).
  • Nice-to-have: Experience with reflow and flux-wash recipe optimization and production monitoring.
  • Nice-to-have: Familiarity with statistical analysis tools (Excel, Minitab, Spotfire, JMP).
  • Nice-to-have: Knowledge of quality and problem-solving tools (FTA, Fishbone, 8D, RCA, DMAIC).

Education Requirements

Bachelor's degree in Chemical Engineering, Chemistry, Electrical Engineering, Materials Science Engineering, Mechanical Engineering, Physics, or a related field.
