Semiconductor Assembly Process Technology Development Engineer (Senior)
Role Summary
Lead technical development for semiconductor back-end assembly and packaging targeting advanced packages such as VPS, FCCSP, and FCBGA for AI, HPC, automotive, and IoT markets. Work on process and materials development, equipment selection and introduction, production ramp-up, and yield/quality improvement.
Experience Level
Senior - requires demonstrated experience; the posting specifies at least 5 years of relevant semiconductor back-end/assembly technical development experience.
Responsibilities
Key responsibilities include:
- Develop assembly technologies for advanced packages (e.g., VPS, FCCSP, FCBGA) and specify/select equipment for production.
- Develop and improve materials and processes for assembly steps (SMT, SPI, AOI, flip-chip bonding, flux cleaning).
- Support manufacturing line start-up and transfer to mass production.
- Drive process quality and yield improvement activities.
- Coordinate cross-functional activities with production, equipment, quality, and product development teams.
Requirements
Must-have skills and experience:
- 5+ years of technical development experience in semiconductor back-end (assembly/packaging).
- 5+ years experience in one or more assembly processes: SMT, SPI, AOI, flip-chip bonding, or flux cleaning.
- Practical experience with process improvement, quality control, and equipment introduction.
- Business-level Japanese and business-level English.
Nice-to-have:
- Failure analysis and corrective action experience using FTA, 5-Why, etc.
- Materials selection and optimization experience.
- CAD experience for designing jigs/fixtures and tooling.
- Knowledge of semiconductor standards (IATF, JEDEC).
- Product development project management experience.
Education Requirements
Technical degree in mechanical, materials, electronic/electrical, chemical engineering or a related technical field (the posting specifies a technical degree).
