Packaging Engineer
Role Summary
Responsible for package design, assembly process development, qualification and engineering troubleshooting for semiconductor packages. Supports design/application teams to deliver reliable, production-ready package solutions from development through mass production.
Experience Level
Mid-level; typically requires around 5+ years of relevant assembly/NPI experience in semiconductor packaging.
Responsibilities
Key responsibilities include:
- Recommend package types and select frame designs and materials for flip-chip, wire-bonding, Al wire and clip parts.
- Lead development and transfer of new package/process/material combinations and manage risks through qualification to mass production.
- Troubleshoot assembly and quality/FA issues, perform root-cause analysis and implement corrective actions.
- Monitor process performance and drive continuous improvement in assembly lines and NPI activities.
- Collaborate with design, application and manufacturing teams to ensure manufacturability and reliability.
Requirements
Essential and preferred skills:
- 5+ years' experience in assembly process and NPI for lead-frame semiconductor packaging.
- Practical familiarity with wire bonding, flip chip, Al wire and clip assembly processes.
- Knowledge of assembly materials (epoxy, solder, EMC) and strong defect troubleshooting skills.
- Ability to verify root causes and drive engineering problem resolution.
- Good logical thinking and English reading/writing skills.
- Nice-to-have: frame design experience, thermal and stress characterization, CAD/SolidWorks skills.
