Role Summary

Senior IC packaging engineer responsible for leading package design, development, and qualification for semiconductor products. Works with cross-functional teams including product engineering, test, assembly, and suppliers to deliver manufacturable, reliable packages that meet performance and cost targets.

Responsibilities

Primary responsibilities include leading package development and ensuring readiness for production.

• Lead design and development of IC packages (e.g., BGA, QFN, flip‑chip) from concept through qualification.
• Define package requirements and specifications in collaboration with silicon design, test, and manufacturing teams.
• Drive vendor selection, qualification, and communication with assembly and substrate suppliers.
• Perform reliability and qualification planning, oversee assembly yields, and resolve field/production issues.
• Use or direct thermal, mechanical, and electrical analysis to validate package performance.
• Implement design for manufacturability (DFM) and testability practices for packaging and substrates.
• Mentor junior engineers and coordinate cross-functional technical reviews and design checkpoints.

Requirements

Must-have technical skills and experience for successful performance in this role.

• Proven experience in semiconductor package design, development, or qualification.
• Experience with package materials, assembly processes, and reliability testing.
• Ability to lead cross-functional technical projects and work with external suppliers.
• Familiarity with thermal/mechanical/electrical analysis tools and with DFM methodologies.
• Strong problem-solving, documentation, and communication skills.

Nice-to-have:

• Experience with substrate design, wafer‑level packaging, or advanced interconnects.
• Experience with CAD/ECAD tools, scripting for data analysis, and failure analysis methods.
