Role Summary

Design and deliver end-to-end silicon package solutions that meet electrical, mechanical, thermal, reliability, and cost targets. This role leads architecture and trade-off decisions, drives package development from design through production, and removes technical and process roadblocks across cross-functional teams.

Experience Level

Senior — 15+ years of relevant industry experience.

Responsibilities

Accountable for package architecture, design quality, manufacturability, and transition to production.

• Translate product requirements into package architecture specifications and landing zones.
• Lead technology trade-off decisions across electrical, mechanical, thermal, and reliability domains.
• Oversee end-to-end package development processes, tools, and procedures; drive continuous improvement of packaging quality.
• Collaborate with silicon, hardware, manufacturing, and package leads to resolve design issues and remove roadblocks.
• Troubleshoot package design, materials, and process problems; propose cost-effective corrective actions.
• Ensure designs and tape-outs transition smoothly into production.

Requirements

Must-have technical experience and skills.

• 15+ years of experience in semiconductor packaging, substrate or board design and development.
• Proven experience leading substrate and package design projects from concept to production.
• Hands-on experience with package design and board layout tools (examples: Mentor Graphics, Cadence, AutoCAD).
• Strong troubleshooting skills across design, materials, and manufacturing processes.
• Ability to drive cross-functional technical decisions and communicate effectively with silicon, hardware, and manufacturing teams.

Nice-to-have:

• Experience developing automated design flows and tracking design efficiency metrics.
• Experience with semiconductor packaging substrate technology design and development.

Education Requirements

BS or MS in Electrical Engineering, Mechanical Engineering, Computer Engineering, Computer Science, or a related technical field.
