Job Title
IC Package Design Engineer
Role Summary
Lead the design and integration of advanced semiconductor packages for products including iPhone, iPad, Mac, Apple Watch, and Apple TV. Focus on optimizing package architecture, meeting system performance targets, and improving design methodology through automation and AI.
Work cross-functionally with product design and system architecture teams to align package solutions with manufacturability and system-level constraints.
Experience Level
Senior β 10+ years industry experience.
Responsibilities
Core responsibilities include package physical design, SI/PI verification, and methodology improvement.
- Perform physical layout of package substrates for SoC, memory, RF, and cellular ICs.
- Execute parasitic extraction and S-parameter modeling to meet signal integrity and power integrity targets.
- Collaborate with Product Design and System Architecture teams to assess package feasibility and optimize system-level performance.
- Evaluate CAD tools and develop automated design and verification flows to improve package design methodology.
- Ensure designs meet manufacturing constraints and design-for-manufacturability requirements.
Requirements
Must-have technical skills and experience.
- 10+ years of relevant industry experience (senior-level design roles expected).
- Hands-on IC package physical design experience using Cadence Allegro or Mentor Xpedition.
- Strong understanding of high-speed interface layout constraints and SI/PI analysis; experience with simulation tools such as HFSS or PowerSI.
- Knowledge of substrate manufacturing processes, design rules, and design-for-manufacturability.
- Experience with parasitic extraction and S-parameter modeling.
- Familiarity with Unix/Linux environments and proficiency in scripting (Python, Perl, or TCL) for automation.
- Ability to work effectively in cross-functional teams and communicate technical trade-offs.
Education Requirements
BS degree in a relevant field is specified. The posting requires 10+ years of industry experience. No specific certifications or advanced degrees were listed.
