Role Summary
The SMTS Integration Engineer will lead the Advanced Packaging Program, focusing on 2.5D and 3D heterogeneous integration technologies. This role requires extensive knowledge and hands-on experience in semiconductor packaging technologies and a strong background in engineering integration processes.
Experience Level
Senior level, with a minimum of 10 years of experience in semiconductor packaging and at least 5 years in a leadership role.
Responsibilities
Key responsibilities include:
- Overseeing integration activities for 2.5D and 3D technologies.
- Providing technical guidance in packaging processes, materials, and equipment.
- Developing and maintaining project plans, timelines, and budgets.
- Driving process development and optimization for heterogeneous integration.
- Implementing quality control measures for product reliability.
- Collaborating with R&D and manufacturing teams.
- Preparing and maintaining technical documentation.
- Identifying and resolving technical challenges in packaging integration.
- Mentoring junior engineers and technicians.
- Ensuring compliance with industry standards and regulations.
Requirements
Must-have qualifications include:
- Bachelor’s or master’s degree in electrical engineering, Materials Science, Mechanical Engineering, or a related field.
- In-depth knowledge of 2.5D and 3D integration technologies, interposer design, TSVs, and system-in-package.
- Proven project management experience with cross-functional teams.
