SMTS Integration Engineer - Advanced Packaging Program (2.5D and 3D Heterogeneous Integration)

Role Summary

The SMTS Integration Engineer will lead the Advanced Packaging Program, focusing on 2.5D and 3D heterogeneous integration technologies. This role requires extensive knowledge and hands-on experience in semiconductor packaging technologies and a strong background in engineering integration processes.

Experience Level

Senior level, with a minimum of 10 years of experience in semiconductor packaging and at least 5 years in a leadership role.

Responsibilities

Key responsibilities include:

• Overseeing integration activities for 2.5D and 3D technologies.
• Providing technical guidance in packaging processes, materials, and equipment.
• Developing and maintaining project plans, timelines, and budgets.
• Driving process development and optimization for heterogeneous integration.
• Implementing quality control measures for product reliability.
• Collaborating with R&D and manufacturing teams.
• Preparing and maintaining technical documentation.
• Identifying and resolving technical challenges in packaging integration.
• Mentoring junior engineers and technicians.
• Ensuring compliance with industry standards and regulations.

Requirements

Must-have qualifications include:

• Bachelor’s or master’s degree in electrical engineering, Materials Science, Mechanical Engineering, or a related field.
• In-depth knowledge of 2.5D and 3D integration technologies, interposer design, TSVs, and system-in-package.
• Proven project management experience with cross-functional teams.
• Strong analytical and problem-solving skills.
